В работе проведены исследования излучательных характеристик квантово-каскадных структур вблизи 5,8 мкм. Измерены вольт-амперные характеристики и спектры спонтанного излучения 4-сколотых образцов. Обнаружено пороговое увеличение интенсивности спонтанного излучения, соответствующее началу лазерной генерации. Проведены измерения спектров стимулированного излучения при разных температурах с временным разрешением, которые позволили осуществить безынерционное определение температуры структуры в течение действия импульса накачки.
Radiativecharactristics of quantum-cascade structures close to 5.8 mm were studied in this work. Current-voltage charactristics and spontaneous emission spectra were measured for square-chipped samples. Drasticalincrease of emission intensity corresponding to lasing of the structure were found at a certain current density. Time-resolved spectra of stimulated emission were measured at different temperatures. An inertialless method of structure temperature sensing during the pump pulse was proposed.
