Работа посвящена изучению физико-химических основ процессов химического осаждения тонких пленок дисульфида молибдена из газовой фазы, обладающих уникальными физическими свойствами. Особый интерес для применения в оптоэлектронных приборах представляют слои, состоящие из вертикальных нанолепестков дисульфида молибдена, на поиск условий их образования и была направлена работа. Получены новые знания о физико-химических закономерностях образования слоев дисульфида молибдена, характеризующихся различной морфологией, в системах Mo(CO)6-H2S и C2H6S2 - Mo(CO)6. Исследовано влияние температуры осаждения и общего давления в реакторе на морфологию, строение и состав получаемых материалов. Предложена новая модель механизма формирования вертикальных нанолепестков дисульфида молибдена.
The work is devoted to the study of the physicochemical processes for deposition molybdenum disulfide thin films by chemical vapor deposition. MoS2 thin films have unique physical properties. Films consisting of vertical nanoleaves of molybdenum disulfide are of particular interest for use in optoelectronic devices; the work was aimed at finding the conditions for their formation. New knowledge has been obtained about the physicochemical laws governing the formation of molybdenum disulfide layers characterized by different morphologies in the Mo (CO)6-H2S and C2H6S2 - Mo(CO) 6 systems. The effect of the deposition temperature and total pressure in the reactor on the morphology, structure, and composition of the films has been investigated. A new model of the formation mechanism of vertical nanoleaves of molybdenum disulfide is proposed.
