Подтверждено наличие низковольтной полевой эмиссии у большинства образцов и существование зависимости эмиссионных свойств от типа и степени легирования кремниевой подложки. Установлено, что в подавляющем большинстве случаев электронная структура углеродных наноостровков соответствует sp2 гибридизации. Обнаружено, что эмиссионная эффективность тем выше, чем меньше содержание углерода в пленке. Показано, что на рыхлой грани, полученной срезом поверхности (100) кремния под углом 4о, растет наноостровковая структура в том случае, если подложка имеет низкую степень легирования. Показано, что причиной гистерезиса эмиссионных характеристик является исчезновение и возникновение эмиссионных центров под действием тока.
The capability of low-field electron emission has been confirmed for a majority of the tested samples, as well as correlation of emission properties with silicon substrate conductance type and doping level. In most cases, the electronic structure of carbon nanoislands comprising the films corresponded to sp2 hybridization of electron states. The highest emission capability was observed for sample with lower quantity of carbon. The possibility to grow a nanoisland structure at a very loosely packed crystalline facet produced by cutting an (100) silicon wafer at 4о angle has been demonstrated, provided that doping level of the substrate was low. The observed hysteresis of emission characteristics was explained by appearance and destruction of emission sites under the action of the extracted current.
