Тема выпускной квалификационной работы: «Сравнительный анализ спектральных характеристик инжекционных микролазеров с кольцевой и дисковой формой резонатора». В работе были измерены и проанализированы спектры электролюминесценции, вольт-амперные и ватт-амперные характеристики для микролазеров с кольцевой и дисковой формой резонатора с различной активной областью: квантовые точки InAs/InGaAs, синтезированные методом молекулярно-пучковой эпитаксии и квантовые яма-точки InAs/InGaAs, синтезированными методом газофазной эпитаксии из металлоорганических соединений. При помощи методов фотолитографии и плазмохимического травления были сформированы кольцевые и дисковые микрорезонаторы с различными геометрическими параметрами. Для исследования микролазеров использовался метод спектроскопии электролюминесценции. В работе показано, что с уменьшением диаметра величина порогового тока уменьшается, минимальная величина порогового тока достигается в кольцевых микролазерах. С увеличением диаметра тепловое сопротивление уменьшается, а форма резонатора не оказывает существенного влияния на величину теплового сопротивления. Микролазеры с дисковой формой резонатора и верхним кольцевым электрическим контактом обладают компромиссными характеристиками.
In this work, the electroluminescence spectra, current-voltage and watt-ampere characteristics for microlasers were measured and analyzed. Microlasers with ring and disk resonator shapes with different active regions were used. The list of investigated active regions is as follows: InAs / InGaAs quantum dots synthesized by molecular beam epitaxy and InAs / InGaAs quantum well dots, synthesized by the method of gas-phase epitaxy from organometallic compounds. Using the methods of photolithography and plasma-chemical etching, ring and disk microcavities with different geometric parameters were formed. Electroluminescence spectroscopy was used to study microlasers. It is shown in this work that the value of the threshold current decreases with a decrease in the diameter, and the minimum value of the threshold current is achieved in ring microlasers. With an increase in the diameter, the thermal resistance decreases, and the shape of the resonator does not significantly affect the value of the thermal resistance. Microlasers with a disk-shaped resonator and an upper ring electrical contact have compromise characteristics.
