Данная работа посвящена исследованию влияния геометрических и других параметров на течение и эпитаксию в прототипе нового реактора при помощи численного моделирования в пакете OpenFOAM. Задачи, которые решались в ходе исследования: 1. Верификация результатов, получаемых с помощью упрощённой модели в OpenFOAM; 2. Исследование влияния геометрических параметров и различных режимов работы реактора на процессы роста и осаждение депозитов. В настоящей работе представлены результаты численного моделирования реактора для выращивания кристаллов методом газофазной эпитаксии из металлоорганических соединений. На базе упрощённой расчетной модели для роста GaN в OpenFOAM проведена серия вычислительных экспериментов с целью исследования влияния различных параметров на течение в реакторе и качество растущего кристалла; в качестве целевых функций выступали однородность скорости роста на подложке и интегральное паразитное осаждение на деталях ростовой установки. В качестве параметров выступали геометрические размеры, скорости подачи газов, состав смеси. В результате работы получены улучшенные геометрические характеристики для прототипа нового реактора. Выработаны рекомендации по режимам работы для разрабатываемой установки.
The given work is devoted to studying the influence of geometrical and other parameters on the flow and epitaxy in the prototype of a new reactor, using numerical simulations in the OpenFOAM. The research set the following goals: 1. Verification of the results obtained using a simplified model in OpenFOAM; 2. Investigation of the influence of geometrical parameters and different regimes on the crystal growth and deposition processes. This work presents the results of numerical simulation of a MOCVD reactor. Based on a simplified model for GaN growth in OpenFOAM, a series of computational experiments were performed to study the effect of various parameters on the flow in the reactor and the quality of the crystal; the target characteristics were the uniformity of the growth rate on the substrate and the integral parasitic deposition on the walls. The parameters were geometric sizes, flow rates, and mixture composition. As a result of the work, improved geometric characteristics for the new reactor were obtained. Recommendations for regimes for the new reactor have been developed.
