Изучены температурные 1.5 K < Т < 300 К и магнитополевые Н < 50 кЭ зависимости сопротивления в поликристаллических образцах полупроводниковых твердых растворов (PbzSn1‑z)0.8In0.2Te с содержанием свинца 0.1 ≤ z ≤ 0.9. В материалах с z ≤ 0.5 при понижении температуры обнаружен переход в сверхпроводящее состояние в гелиевой области температур, причем с увеличением количества свинца критическая температура перехода возрастает вплоть до Тс = 4.1 К (z = 0.5). В (PbzSn1‑z)0.8In0.2Te с z ≥ 0.5 в области температур 40 K < Т < 120 К наблюдается экспоненциальный рост сопротивления с понижением температуры. Результаты интерпретируются в рамках модели смещения энергетического положения примесной полосы индия EIn в сложном зонном спектре (PbzSn1‑z)0.8In0.2Te с изменением содержания свинца. Высказано предположение, что экспоненциальное возрастание сопротивления твердого раствора с понижением температуры наблюдается при возникновении энергетического барьера Еа между состояниями валентной зоны и примесной полосы квазилокальных состояний индия.
The temperature (1.5 K < T < 300 K) and magnetic field H < 5 T dependences of the electrical resistivity have been studied in bulk polycrystalline samples of semiconductor solid solutions (PbzSn1-z)0.8In0.2Te with various Pb content 0.1 ≤ z ≤ 0.9. In materials with z ≤ 0.5, when a temperature decreases, transition to the superconducting state is detected in the helium temperature region, depending on the presence of lead. It this samples the critical transition temperature reaches Tc = 4.1 K (z = 0.5). An exponential increase of the resistivity was observed in samples (PbzSn1-z)0.8In0.2Te with z ≥ 0.5 in the temperature range 40 K < T < 120 K. The results are interpreted within the framework of the shift of the energy position of the indium impurity band EIn in the complex band spectrum of (PbzSn1-z)0.8In0.2Te with a change in the lead content. It has been suggested that an exponential increase in the resistance of a solid solution with decreasing temperature is observed when an energy barrier Ea appears between the states of the valence band and the impurity band of quasi-local states of indium.
