Объект исследования – лавинный фотодиод, работающий в непрерывном режиме. Цель работы – выбор элементов и схемного решения детектора одиночных фотонов, работающего в непрерывном режиме. В результате исследования были изучены основные типы однофотонных детекторов, такие как фотоэлектронные умножители, сверхпроводящие детекторы и полупроводниковые детекторы, основанные на лавинном фотодиоде (ЛФД). Были проанализированы основные характеристики детекторов (квантовая эффективность, частота темновых отсчетов, временные параметры (задержка, разрешение и т. д.), выявлены преимущества детекторов на базе ЛФД. В ходе работы были рассмотрены режимы работы лавинного фотодиода, схемы активного и пассивного подавления лавины после срабатывания диода, изучены основные способы охлаждения диода (батареи из элементов Пельтье, машины Стирлинга). Для получения необходимых температур в детекторе предложено использовать тепловую машину Стирлинга, так как данное устройство обеспечивает охлаждение вплоть до 20 К. В работе была разработана функциональная схема детектора одиночных фотонов и выбраны элементы, обеспечивающие заданные характеристики детектора. Также для выбранных фотодиодов был обоснован выбор схемы гашения лавины и проведен анализ подобранных элементов по критерию выполнения технического задания.Данные результаты могут применяться в разработке детекторов одиночных фотонов, работающих в режиме Гейгера.
The subject of the graduate qualification work is avalanche photodiode operating in Geiger mode. The main types of single-photon detectors such as photoelectronic multipliers, superconducting detectors and semiconductor detectors based on an avalanche photodiode were studied. The main characteristics of the detectors (quantum efficiency, frequency of dark samples, time parameters (delay, resolution, etc.) were analyzed, the advantages of SPAD were revealed.In the course of the work, the modes of operation of the avalanche photodiode, the schemes of active and passive avalanche suppression after the diode was triggered were considered, the main methods of diode cooling (batteries from Peltier cells, Stirling machines) were studied. To obtain the necessary temperatures in the reactor, it is proposed to use a Stirling heat machine, since this device provides cooling up to 20 K.In the work, a functional scheme of a single photon detector was developed, and elements were selected that provide the specified characteristics of the detector. Also, for the selected photodiodes, the choice of an avalanche extinguishing scheme was justified, and an analysis of the selected elements was carried out according to the criterion of completing the technical task. These results can be applied in the development of single-photon detectors operating in Geiger mode.
