Данная работа посвящена исследованию возможности увеличения интенсивности терагерцовой люминесценции в полупроводниковых структурах с объёмными эпитаксиальными слоями n-GaAs при оптической накачке. Одним из решений является организация опустошения основного примесного уровня стимулированным излучением ближнего инфракрасного диапазона. В работе проводилось исследование образцов с легированными эпитаксиальными слоями путём измерения спектров ближней инфракрасной фотолюминесценции, терагерцовой фотолюминесценции и терагерцовой фотопроводимости. Полученные спектры содержат информацию об энергетической структуре и излучательных характеристиках образцов. На базе полученных результатов будет продолжена работа по организации эффективной терагерцовой эмиссии в объёмных слоях GaAs с целью разработки новых приборов современной оптоэлектроники.
The present work is devoted to the investigation of the possibilities to increase terahertz luminescence in semiconductor structures with bulk n-GaAs epitaxial layers upon interband optical pumping. One of the solutions is to organize the depopulation of the main impurity level using stimulated near infrared emission. We investigated samples with doped epitaxial layers measuring the near-infrared photoluminescence, terahertz photoluminescence, and terahertz photoconductivity. Spectral data contain information about energy structure and radiative characteristics of the samples. Based on the results, work will be continued to reach effective terahertz emission in bulk GaAs for the development of new devices of modern optoelectronics.
