Данная работа посвящена созданию и исследованию функциональных высокоаспектных наноструктур на основе с-Si. В ходе данной работы были проведены исследование и сравнение одноэтапного и двухэтапного процессов МСХТ с-Si для получения кремниевых нанонитей, а также изучено влияние применения дополнительного освещения на скорость травления в одноэтапном методе МСХТ. На основе c-Si и полученных ранее КНН были созданы композитные структуры Ag/c-Si, Ag/КНН. Затем их морфология и оптические свойства были исследованы методами многоугловой спектральной эллипсометрии, РЭМ, РФЭС, а также спектроскопии КРС. Нами была предложена многослойная модель для обработки эллипсометрических спектров. Методом подгонки расчетных эллипсометрических углов (ψ и Δ) мы получили хорошее согласование расчетных спектров с экспериментальными, а также с данными, полученными из РЭМ-изображений образцов. С помощью моделирования оптических свойств структур Ag/КНН в программном пакете COMSOL Multiphysics был получен расчетный фактор усиления поверхностно-усиленного КРС, значение которого достигло 1010, что позволяет говорить о перспективности таких структур в качестве ГКР-активных подложек. С по-мощью машинного обучения по спектрам КРС для полученных структур Ag/c-Si был установлен процент точности обнаружения вируса гриппа группы А – 78,4 ± 3,5%, что также говорит о возможности использования подобных структур в качестве ГКР-активных подложек для обнаружения различных аналитов в малых концентрациях.
The given work is devoted to the creation and study of functional high-aspect nanostructures based on c-Si. In the course of this work, a study and com-parison of one-stage and two-stage MACE of c-Si processes for obtaining silicon nanowires were carried out, and the effect of additional illumination on the etching rate in the one-step MACE method was studied. Ag/c-Si and Ag/SiNWs composite structures were created on the basis of c-Si and previously obtained SiNWs. Then their morphology and optical properties were studied by multi-angle spectroscopic ellipsometry, SEM, XPS and Raman spectroscopy. We have proposed a multilayer model for processing ellipsometric spectra. By fitting the calculated ellipsometric angles (ψ and Δ), we obtained good agreement between the calculated spectra and the experimental ones, as well as with the data obtained from the SEM images of the samples. By modeling the optical properties of Ag/SiNWs structures in the COMSOL Multiphysics software package, a calculated enhancement factor of the surface-enhanced Raman scattering was obtained, the value of which reached 1010, which suggests that such structures are promising as SERS-active substrates. With the help of machine learning based on the Raman spectra for the obtained Ag/c-Si structures, the percentage accuracy of detection of influenza group A virus was de-termined to be 78,4 ± 3,5%, which also indicates the possibility of using such structures as SERS-active substrates for detection of various analytes at low con-centrations.
