Данная работа посвящена исследованию электрофизических свойств PbTe, легированного примесями натрия и таллия, и проверке теоретических моделей, описывающих энергетический спектр этого материала. Задачи, которые решались в ходе исследования: 1. Исследование влияния легирования на кинетические коэффициенты. 2. Сопоставление моделей энергетического спектра, описывающих экспериментальные данные. 3. Анализ экспериментальных данных в рамках всех этих моделей. Работа проведена на базе ФТИ им. А.Ф. Иоффе, где были изготовлены серии образцов и методом двойного легирования проводились эксперименты. Были построены зависимости электрофизических свойств от примесей Na и Tl. Исследованы электрофизические свойства серии образцов PbTe, легированных Tl и дополнительной примесью Na. Наблюдаемые особенности температурных зависимостей электропроводности и коэффициента Холла объясняются в рамках модели резонансных состояний таллия с учётом сложного строения валентной зоны. Показано, что представления об идеальном кристалле и зонной структуре в рамках одноэлектронного приближения недостаточно для объяснения экспериментальных данных по эффекту Холла. Необходимо учитывать модификацию энергетического спектра с учётом статистического распределения примесей и дефектов и дополнительного взаимодействия частиц.
This work is devoted to studying the electrical properties of PbTe doped with sodium and thallium impurities and testing theoretical models describing the energy spectrum of this material. Problems that were solved during the study: 1. Study of the effect of doping on kinetic coefficients. 2. Comparison of energy spectrum models describing experimental data. 3. Analysis of experimental data within the framework of all these models. The work was fulfilled on the premises of the Physicotechnical Institute named after. A.F. Ioffe, where a series of samples were manufactured and experiments were carried out using the double alloyage method. The dependences of the electrical properties on Na and Tl impurities were plotted. The electrophysical properties of a series of PbTe samples doped with Tl and an additional admixture of Na are investigated. Observed features of temperature dependences of electrical conductivity and Hall’s coefficient are explained within the framework of the model of resonant states of thallium, taking into account the complex structure of the valence band. It is shown that the ideal crystal and a band structure in the framework of the one-electron approximation is insuffitient to explain the experimental data on the Hall effect. It is necessary to take into account the modification of the energy spectrum taking into account the statistical distribution of impurities and defects and the additional interaction of particles.
