Цель работы – Исследование оптических свойств впервые синтезированных ННК нитридного твёрдого раствора InAsN. Среди полупроводниковых соединений A3B5 перспективным материалом для исследований является InAs, поскольку он обладает малой шириной запрещенной зоны и высокой подвижностью электронов. Это делает его идеальным материалом для создания электронных устройств, работающих в среднем инфракрасном (ИК) диапазоне. В сравнении с квантовыми ямами или объемными материалами ННК обладают большей чувствительностью, за счет большего отношения площади соприкосновения с подложкой к площади поверхности нити, что увеличивает эффективность фотодетекторов из ННК, а также увеличивает интенсивность источников излучения на их основе. Таким образом, обоснован интерес к исследованию именно ННК на основе InAs. С помощью Фурье – спектрометра были получены спектры фотолюминесценции (ФЛ) для нескольких образцов ННК твёрдого раствора InAsN с различной концентрацией азота, а также ННК в геометрии ядро / оболочка InAs / InAsN и InAsN / InP. При внедрении атомов азота изменяется зонная структура, однако влияние внедрения атомов N в WZ структуру изучено недостаточно хорошо. В данной работе исследуются спектры ФЛ ННК InAsN и обсуждаются их перспективы для использования в качестве фотодетекторов. Проведен поиск информации в глобальных сетях Google Scholar.
The given work is devoted to study of the optical properties of the first synthesized InAsN solid solution nitride NWs. Among A3B5 semiconductors compounds InAs is a promising material for research, since it has a small bandgap energy and high electron mobility. This makes it an ideal material for mid-infrared (IR) range. Compared to quantum wells or bulk materials, NWs have a higher sensitivity due to a larger ratio of the contact area with the substrate to the surface area of the NW, which increase the efficiency of photodetectors made of NWs, as well as increases the intensity of radiation sources based on them. Thus, the interest in the study of InAs based NWs is justified. We obtained photoluminescence (PL) spectra for several samples of InAsN solid solution NWs with different nitrogen concentrations, as well as NWs in the InAs / InAsN and InAsN / InP core / shell geometries using a Fourier spectrometer. The introduction of nitrogen atoms changes the zone structure, but the effect of the introduction of N atoms into the WZ structure is not well studied. In this work, we investigate the PL spectra of InAsN NWs and discuss their prospects for use as photodetectors. The information was searched in the global networks of Google Scholar.
