Цель работы – исследование возможности использования микроструктур InAs квантовых штрихов в InAlGaAs матрице, решеточно согласованной с InP подложкой, для генерации одиночных фотонов на длине волны 1.55мкм. В результате проведенной работы была определена неудовлетворительность параметров излучения квантовых штрихов в наноантеннах для использования в качестве источников одиночных фотонов. Были получены спектры фотолюминесценции планарных InAs\InAlGaAs структур. Далее проводилась характеризация изготовленных на планаре мезоструктур. Среди них выделялись имеющие одиночные линии излучения в нужном диапазоне, у которых измерялись кинетика фотолюминесценции и степень однофотонной чистоты. При надбарьером возбуждении была обнаружена однофотонность излучения. При подбарьерном возбуждении в данных кинетики фотолюминесценции начинает превалировать короткоживущая компонента, однофотонность излучения пропадает, резонанс отсутствует. Неоднофотонное излучение, отсутствие резонанса и возможность возбуждения в широком диапазоне длин волн, предположительно, объясняется наличием в штрихе континуума состояний, имеющих свободу в движении вдоль квантового штриха. В связи с этим, квантовые точки правильной формы являются более перспективными источниками однофотонного излучения.
The subject of this work is the analysis of the InAs quantum dash autocorrelation function and its radiation properties in order to determine its applicability as a single photon source for quantum communication networks. As a result of this work, it was determined that the emission parameters of quantum dashes in nanoantennas are unsatisfactory for their use as sources of single photons. Photoluminescence spectra of planar InAs\InAlGaAs structures were obtained. Next, the mesostructures fabricated on the planar were characterized. Among them, those with single emission lines in the desired range stood out, for which the kinetics of photoluminescence and the degree of single-photon purity were measured. With above-barrier excitation, single-photon emission was discovered. With subbarrier excitation, the short-lived component begins to prevail in the photoluminescence kinetics data, the single-photon emission disappears, and there is no resonance. Non-single-photon radiation, the absence of resonance, and the possibility of excitation in a wide range of wavelengths are presumably explained by the presence in the streak of a continuum of states that are free to move along the quantum dash. In this regard, quantum dots of regular shape are a more promising source of single photons.
