Для проектирования фотодетекторов с высокой эффективностью преобразования энергии излучения следует иметь четкое представление о связи конструкционных особенностей фотодиода с природой и параметрами излучения, которое необходимо преобразовать. В работе представлены функциональные зависимости, позволяющие оптимизировать параметры конструкции p-i-n- диода, связав коэффициент преобразования регистрируемых потоков излучений в фототок с параметрами конструкций фотоприемника и с характеристиками источника излучений. В приближении преобладания ионизационных потерь в приемной области детектора энергии бета-электронами получены выражения для расчета оптимальных толщин приемных слоев преобразователей. На примере конкретных источников бета-излучений определены коэффициенты полезного действия детекторов для применений в бета-вольтаических источниках питания и построены зависимости коэффициента полезного действия от энергии бета-электронов и ширины приемной области p-i-n- диода. Полученные результаты могут быть полезны при проектировании преобразователей излучений, а также для оценки эффективности преобразователей входных каскадов реальных метрологических устройств.
To design photodetectors with a high efficiency of radiation energy conversion, it is necessary to have a clear understanding of the relationship between the design features of a photodiode and the nature and parameters of the radiation to be converted. In this work, functional dependencies are presented that allow optimizing the design parameters of a p-i-n diode by relating the conversion coefficient of the registered radiation fluxes into photocurrent with the parameters of the photodetector designs and with the characteristics of the radiation source. In the approximation of the dominance of ionization losses in the receiving region of the energy detector by beta electrons (Bethe, non-relativistic case), expressions have been obtained for calculating the optimal thicknesses of the intrinsic layers of the radiation energy converters. On the example of specific sources of beta radiation, the efficiency of detectors for applications in betavoltaic power supplies was determined, and the dependences of the efficiency on the energy of beta electrons and the width of the p-i-n diode receiving region were plotted. The results obtained can be useful for radiation energy converters designing and for input cascade converter performance evaluation in real metrological devices.
