Данная работа посвящена исследованию процесса создания маски для заземляющих отверстий на обратной стороне подложки GaAs. Работа проведена на базе ЗАО «Светлана-Электронприбор». В ходе выполнения задания была освоена работа на установке MJB4. В результате проделанной работы были подобраны режимы проведения процесса фотолитографии на обратной стороне подложки с использованием фоторезиста ФП-4-04мС, проведен анализ качества изготовленной фоторезистивной маски. Также в работе приведены результаты тестового процесса травления сквозных отверстий в подложке GaAS. Анализ результатов показал, что сформированная на обратной стороне пластины фоторезистивная маска была изготовлена качественно.
This work is devoted to the study of the process of a mask creating for grounding holes on the back of a GaAs substrate. In the course of the assignment, the work on the installation of MJB4 was mastered. As the results of the work, the conditions of the photolithography process on the back side of the substrate using the FP-4-04mS photoresist were selected, and the quality of the manufactured photoresist mask was analyzed. The paper also presents the results of the test process for etching through holes in a GaAS substrate. The analysis of the results showed that the photoresistive mask formed on the back of the plate was made qualitatively. As the result, the MJB4 installation was mastered and the photolithography process on the back side of the GaAs substrate with the aim of creation photoresist mask for liquid etching of the ground holes was conduct.
